容量達到64GB Samsung DDR4記憶體量產

容量達到 64GB，Samsung Electronics 宣布其 DDR4 RDIMM 記憶體開始進入量產。

採用 3D TSV 封裝技術以及 20nm 等級的製程，Samsung Electronics 64GB DDR4 RDIMM 已經開始進入大量生產階段，至於是否有助於降低 RDIMM 的價格，這看起來相當困難。

全新的 64GB DDR4 RDIMM 使用了 36 顆顆粒，每顆顆粒大小為 4Gb。

對 Samsung 而言，3D TSV 記憶體封裝技術是一個新的里程碑，相信未來該公司將會有更多 DDR4 顆粒採用 3D TSV 技術，而這將有助於創造更大容量的記憶體模組。

Samsung 在過去就曾採用 3D TSV 技術試產，好比說 2010 年的 40nm 等級 8GB RDIMM 或是 2011 年 30nm 等級的 32GB RDIMM，都是採用相關的技術，不過後來有沒有進入量產，大家其實都相當清楚。
